The Effect of Gate Length on SOI-MOSFETs Operation
نویسندگان
چکیده
The effect of gate length on the operation of silicon-on-insulator (SOI) MOSFET structure with a layer of buried silicon oxide added to isolate the device body has been simulated. Three transistors with gate lengths of 100, 200 and 500 nm are simulated. Simulations show that with a fixed channel length, when the gate length is increased, the output drain current characteristics slope is increased, and therefore the transistor transconductance increases. Moreover, with increasing the gate length, the effect of the drain voltage on the drain current is reduced, which results in the reduced drain induced barrier lowering.

Comparison of Single-Gate SOI & Multi-Gate SOI MOSFETs
This article presents the comparison of SingleGate SOI and Multi-Gate SOI MOSFETs. In the first part we have presented two main fundamental problems of the “ultimate” (sub-10-nm) MOSFET scaling of Single-Gate geometry: the exponential growth of power consumption and sensitivity to fabrication uncertainties. These factors have played the decisive role in for eventual transfer of the CMOS industr...
متن کاملNano Scale Single and Double Gate SOI MOSFETs Structures and Compression of Electrical Performance Factors
With the scaling of MOSFETs in to sub-100nm regim, Silicon – on – Insulator (SOI), single gate (SG) and double gate (DG) MOSFETs are expected to replace tradional bulk MOSFETS. These novel MOSFETs devices will be strong contenders in RF applications in wireless communication market. This work is concerned about the device scaling and different design structures of nano scale SOI MOSFETs. The co...
متن کاملNew Compact Model for Generation Drain Current Transients in Weak and Moderate Inversions of Submicron Floating-Body PD SOI MOSFETs
In this paper, generation-type drain current transients, in advanced (down to 50nm gate-length) floating-body PD SOI MOSFETs are investigated by 2D numerical simulation in weak inversion operation. An original compact analytical model is derived for the pure transient weak inversion operation and validated on both elementary and realistic 2D structures. The proposed sub-threshold transient comp...
متن کاملUltimately Thin Double-Gate SOI MOSFETs
The operation of 1–3 nm thick SOI MOSFETs, in double-gate (DG) mode and single-gate (SG) mode (for either front or back channel), is systematically analyzed. Strong interface coupling and threshold voltage variation, large influence of substrate depletion underneath the buried oxide, absence of drain current transients, degradation in electron mobility are typical effects in these ultra-thin MO...
متن کاملEvidence for a “linear kink effect” in ultra- thin gate oxide SOI n-MOSFETs
Introduction An excess of the drain current ID, related to the floating body effect and hole generation by impact ionization, can appear in the saturation region of SOI MOSFETs [1]. This mechanism has been reported for drain voltages below the band-gap voltage (VD=0.7 V) by including additional energy gain mechanisms to overcome the thresholds of impact ionization processes [2,3]. In this paper...
